One is the light source. Although it also uses a high-pressure mercury lamp, compared with the 435-nanometer g-line used by Tsinghua University, it uses a 365-nanometer i-line. The wavelength is shortened by 16%, which means that the accuracy is also improved by 16%. Theoretically, the 800nm ​​process can be achieved, and through special multi-exposure photolithography processing, it can even reach the 250nm process.

The second thing that China has not been able to solve after twenty years is the self-stabilization and high-precision electronic focusing technology of the workbench. Even Zhao Guoqing himself is curious about how they solved it.

These two technical routes are considered to be ASML's specialties. Until it developed into EVU duplex lithography machine, it still followed these two routes. At that time, the light source used American technology, and the lens used German and Japanese technology. technology, while alignment technology and platform stabilization technology have not changed.

You must know that after the development of nanometer manufacturing, if you cough next to the lithography machine, it will greatly affect the exposure accuracy of the lithography machine, not to mention the vibration of the workbench carrying the silicon wafer.

China's Han-Tang Technology was also trying to import PA2000 two thousand years later. These eight machines were considered to be the most valuable. After 20 years of use, they could still be sold for 200 million.

Zhao Guoqing said: "Yes, I want all eight stations!"
